SiC Combo JFET represents a revolutionary advancement, combining our low RDS(on) SiC JFET with a Si MOSFET in a single, compact package. Specifically designed for low-frequency protection applications, such as Hot Swap on a Power Supply Units (PSUs), downstream high-voltage DC-DC converters for AI Data Center Racks, Solid-State Circuit Breakers (SSCBs), EV battery disconnects, and High Voltage efuse.
These Combo JFETs allow users to access the JFET gate for optimized design in dV/dt control, linear mode operation, and overdrive ability. The integration of the Si MOSFET ensures a normally-off solution, achieving a size reduction exceeding 30% compared to discrete implementations.

During datacenter hot swap operations, a power supply is inserted into a live rack while the system's DC bus is already energized. The newly inserted power supply may have discharged or partially charged capacitors. When connected, these capacitors draw a large inrush current as they rapidly charge to the bus voltage. 1200V Combo JFETs are a proven solution for hot-swap protection on 800VDC bus.
